650V IHR series - Soft switching (16 to 60 kHz)

Close up of woman using induction stove in kitchenST’s 650 V IHR series are reverse-conducting IGBTs with a monolithically integrated low-drop freewheeling diode, purpose-built for induction heating and soft-switching applications across an operating frequency range of 16 kHz to 60 kHz.

Available in collector current ratings of 30 A, 40 A, and 50 A, the series is designed to minimize conduction and switching losses across the full operating frequency range, maximizing system efficiency in domestic and industrial heating applications.

The IHR series is built on IGBT trench gate field-stop technology, featuring a monolithically integrated low-drop freewheeling diode that eliminates the need for a copacked diode and thus improving power density and electrical performance.

The 50 A device is available now in a TO-247 long-lead package. The 30 A and 40 A variants are planned for upcoming release.

Applications

Optimized for resonant and soft-switching converter topologies, the IHR series targets the following applications:

Benefits

  • Monolithically integrated low-drop freewheeling diode eliminates the need of separate diode usually copacked with IGBT, minimizing inductances and improving power density.
  • Very low VCE(sat) of 1.45 V (typ.): reduced conduction losses for higher system efficiency.
  • Optimized for soft-switching applications the IHR series is designed to minimize switching losses across the full operating frequency range, maximizing system efficiency in domestic and industrial heating applications.
  • Wide operating frequency range: 16–60 kHz (typical) covers single-zone and multi-zone induction heating designs.
  • Low thermal resistance supports compact, thermally efficient designs.
  • Maximum junction temperature TJ = 175°C: high reliability in demanding thermal environments.
